β-Ga2O3 has a larger bandgap energy than SiC and GaN, enabling power devices that withstand high voltages with low resistance. Since single β-Ga2O3 crystals can be grown from a melt, high-quality substrates can be provided at lower costs compared to SiC and GaN.
